DESCRIPTION

• The United States Combat Capabilities Development Command Army Research Laboratory (DEVCOM ARL) seeks white papers from eligible industry and academia respondents focused on designing, developing, fabricating, and demonstrating ultra-high-voltage (UHV) silicon carbide (SiC) power semiconductor devices (specifically 10 kV and 15 kV IGBTs and PiN diodes).

• Pursuant to 10 U.S.C. § 4022, the SiC High-Voltage Semiconductor (SHVS) prototype project will prototype new or improved device structures, thick epitaxial layers, minority carrier lifetime enhancement processes, precision backside thinning techniques, and advanced edge-termination designs to achieve performance characteristics not currently available in any United States commercial product.

CLASSIFICATION: The SHVS Prototype Project will be UNCLASSIFIED.

RELEASE DATE: The expected release date for the request for white papers (RWP) is 1QFY26.
